A logarithmic photoreceptor, which consists of a photodiode and a diode-connected MOSFET, was fabricated. The effects of the device structure and the channel length on the logarithmic nature of the response were studied. It was found that the photoreceptor under a punch-through mode operation produces a voltage proportional to the logarithm of the incoming light over more than four orders of magnitude in intensity.

A 1/3-inch 380,000 effective pixels IT-CCD image sensor with variable speed Shutter,namely ICX058AK, for NTSC has been developed. It achieved high horizontal resolution of 480 TV lines using a complementary color mosaic filter. Most of the fundamental characteristics are much improved over those of conventional CCD's(ICX038AK), even though the unit cell size is reduced. These values are as follows; high sensitivity of 48mV/lx,low smear level of -86dB, and high sensor saturation level of 600mV.

A high density infrared image sensor has been developed for thermal imaging in the 3-5 μm infrared band. The array size is 1040×1040. The detector is a platinum silicide (PtSi) Schottky-barrier diode. The charge sweep device (CSD) architecture is used for the device in order to realize a large fill factor and a high saturation level. The device has a large fill factor of 539{b in spite of the small pixel size (17×17μm^2). The saturation level is improved by increasing the detector storage capacity. A high saturation level of 1.6×10^6 electrons is obtained. The noise equivalent temperature difference with f/1.2 optics is estimated as 0.10 K at 300 K.

A 1" format 1.5M pixel Interline Transfer (IT) CCD image sensor has been developed for an HDTV camera system. To achieve a low smear ratio while maintaining a high level of sensitivity, we have developed a new impurity profile of buried P^+-layer and an onchip micro lens array with a deep-UV resist. Then we have achieved the sensivity of 80 nA/lx, the maximum charge handling capacity of 1.2×10^5 electrons, and the smear ratio of less than -110 dB. We have obtained a high fidelity picture with a horizontal resolution of 820TV lines.

A 2-million pixel "two level" CCD image sensor with a dynamic range of 110dB and without capacitive image lag has been developed for HDTV camera system. These features are made possible by adopting a new pixel structure which has a storage diode resetting gate and a bias charge injecting diode.

A 1" 2M pixel FIT-CCD image sensor for HDTV cameras has been developed. This sensor has two new features, namely, tungsten photo-shields and TAS (Tungsten and Aluminum Shunt) wiring in horizontal CCD. Tungsten photo-shields as shunt buslines achieve a -110dB smear level and a 1.2×10^5 electron charge handling capability, resulting in a 75dB wide dynamic range. TAS wiring suppresses vertical line pair fixed-pattern-noise and decreases power consumption in horizontal COD by 2/3.

A 1-in 2M-pixel CMD image sensor was designed, fabricated and examined. The power dissipation was 206 mW, and the blooming signal was less than 0.1% of the saturation signal at 1400 times the saturation exposure. The photoconversion characteristics showed good linearity, and there was no image lag. These features show that the CMD image sensor is eminently suitable for high resolution image sensor.
