Abstract

We measured the AC output conductance of poly-Si TFT in the frequency domain.We observed an increase in conductance due to the floating-body effect (FBE) in higher drain bias regions.The FBE was suppressed as the frequency increased.An increase in conductance caused by suppression of the self-heating effect (SHE) was observed in frequency regions over 0.1 MHz.Although the changes caused by FBE are bias-dependent,those caused by SHE are bias-independent.Longer channel widths showed greater frequency dependency,which is related to SHE.
