Abstract
It is known that gallium nitride is obtained by nitridation of β-gallium oxide by ammonia gas at the temperature range from 600° to 1000℃. Recently the authors have found that gallium-nitride nano-particles or nano-rods are obtained by ammonia nitridation of mixed powder of β-gallium-oxide with gallium-nitride or alumina powder, respectively. In this article, investigation of nitridation mechanism of β-gallium oxide by ammonia gas in the viewpoint of kinetics and microstructural observation is described, and fabrication methods of gallium-nitride nano-particles and nano-rods by nitridation of β-gallium oxide are explained.
