La-doped BaTiO3 was prepared with various ratios of (Ba+La)/Ti at a pressure of 2.8 GPa and at a temperature of 850 degree Cels. XRD analyses show that all samples crystallized in nano-sized crystallites. The homogeneous solid solution of Ba1-xTi O3 (0.1 ≤ x ≤ 0.3) shows a structural transformation from cubic to tetragonal with increasing La content. As x increases to 0.4 and 0.5, the samples posses orthorhombic structure, accompanying with light separation of BaO and La2Ti2O3 phases. The dc resistivity at room temperature exhibits aging behavior with time in connection with absorbed oxygen. Compensating mechanism exhibits a change from predominant electron compensation (x ≤ 0.3) to Ba-vacancy one (x ≥ 0.4).
