We have developed a cooling system for a 300W LSI surrounded by optical transmission modules, dissipating a total of 100W, for a next-generation high performance computer. The liquid cooling system is required to be not only highly effective but also compact because the optical modules need to be as close as possible to the LSI for high speed transmission. The coolant flows first through a single cooling pipe thermally attached to the numerous optical modules and then a cold plate with microscopic fins to cool the high power LSI.
