We have investigated Y
2O
3 thin films as a buffer layer to grow ferroelectric films on a Si substrate for ferroelectric gate FETs which are expected to be a novel non-volatile memory device. Since good dielectric properties and high crystallinity are required for the buffer layer, epitaxially grown Y
2O
3 films are desired. In this study, Y
2O
3 epitaxial films were grown by two step process to prevent the oxidization of the Si surface. Although the dielectric properties indicate the formation of the low dielectric layer, the oxidization of the Si surface could be suppressed by the substrate treatment using (NH
4)
2SO
3. Other investigations to suppress the formation of the low dielectric layer are also discussed.

We have proposed ferroelectric gate piezoelectric-semiconductor thin-film transistors (TFTs) as a novel non-volatile logic device. It can be expected that the spontaneous polarization and piezoelectricity of the piezoelectric semiconductor and ferroelectric layers enhance the carrier confinement at the ferroelectric/piezoelectric semiconductor interface. In this study, ZnO and YMnO
3 were selected as a channel layer and a ferroelectric gate insulator, respectively. The Au/Ti/ZnO/YMnO
3/Pt/sapphire epitaxial capacitor exhibited a ferroelectric-type C-V hysteresis. Furthermore, the ferroelectric gate TFT using a ZnO/YMnO
3 hetero structure exhibited the on/off ratio of more than 10
3 and a ferroelectric-type hysteresis with a memory window of 1.1V in the I
D-V
G measurement.

Ferroelectric-gate field-effect-transistors (FETs) have been investigated for the applications to nonvolatile memory devices. We have proposed YMnO
3/Y
2O
3/Si structure for Metal/ Ferroelectric/Insulator/Semiconductor (MFIS) type ferroelectric gate FET, because YMnO
3 has suitable properties for this application such as small spontaneous polarization and low permittivity. Moreover, we have proposed several characterization methods such as pulsed C-V measurement, polarization-electric field (P-E) measurement for MFIS capacitors. In this study, electrical properties of epitaxially grown Pt/ YMnO
3/Y
2O
3/Si capacitors were characterized by the methods described above as well as conventional C-V measurement to discuss the ferroelectric characteristics, optimum structure and the effect of space charge on the electrical properties. The leakage current mechanisms and the effect of the leakage current on the memory retention characteristics are also discussed.

Barium titanate are widely used in multilayer ceramic capacitors, piezoelectric devices, electroluminescent panels, polymer matrix composites for integral passive devices and coating for shielding and electrostatic control. The permittivity value of Barium titanate was found depending on grain size and morphologies. In this work, we focused on the size and morphology control of Barium titanate particles by hydrothermal synthesis method using tetrabutyl titanate and barium acetate in NaOH solution at various starting Ba/Ti ratios and NaOH/Ba+Ti ratios. Effects of the excess barium and NaOH on crystallinity, particle size, morphology and the Ba/Ti atomic ratio of the prepared powder are discussed systematically.

High temperature XPS spectrum of (Na0.5,Bi0.5)TiO3 ceramics were observed to analyze the change in chemical state of individual ion. Three temperatures (80C, 220C and 520C) of change in relationship were observed. From the comparison with the electrical properties, the peak around 220C was assigned to Ferroelectric - Antiferroelectric transition. Also the peak around 520C will be related to Paraelectric transition. However, could not observe a relationship change around 330C. Which assigned to Antiferroelectric - Paraelectric transition based on electrical observations.

Ti-O vibration peak on IR spectra obtained from the samples containing various amount of glass sintered at various temperature were observed. The symmetry of Ti-O peak on IR spectra of sintered sample was related on the degree densification of the sample. It is possible to evaluate the character of local densification of small size multi-layered ceramics using the symmetry of Ti-O peak on IR spectrum.The synchrotron radiation experiments were performed at the BL43IR located in the SPring-8 with JASRI (Proposal No. 2005A0439-NSa-np).

Reflection intensity for Al2O3 (1000) and SrTiO3 (1000) single crystals was measured up to 8.5GHz using a non-contact state micro-probe. The micro-probe was prepared by Pt and sized 6mm for diameter. Reflection intensity measurement was carried out as a function of distance between sample and probe, and reflection intensity minimum point was observed. In addition, in-plane reflection intensity mapping was also measured with non-contact state micro-probe.

BaTiO3/SrTiO3 multi-layered films were fabricated on MgO (001) substrates by RF sputtering method. BaTiO3 and SrTiO3 were alternately deposited using two ceramic targets. A solid solution film with a chemical composition of (Ba0.5Sr0.5)TiO3 was also prepared. X-ray pole figures indicated that the films had an epitaxial relation with the substrate. Planer electrodes were formed on the films using a lithography technique. The complex admittance of the thin film were measured with an impedance analyzer at 1MHz to 3GHz. Dielectric permittivity of the films was determined from admittance data using an electromagnetic field analysis. The film of [(BaTiO3)10/(SrTiO3)10]50 showed a high dielectric constant of 850 in comparison with the solid solution film.

In this study we present metamaterials designed by FDTD method and measured by a modified free space method. The metamaterials were composed from copper wires in layers inside a wax matrix made by a rapid prototyping machine of Solidscape Co.. We made this construction in order to study easily the changes of internal properties of metamaterials without to have complications in construction from the use of dielectric ceramic materials as matrix. In our case dielectric material was the wax. The results show a change of effective dielectric constant of material for different orientations of the incident electric field and different geometries. Recently, Lead-free ferroelectric materials with high piezoelectric properties are required. KNbO3 is well-known lead-free ferroelectric material and it has twelve equivalent polar directions in orthorhombic at the room temperature. Therefore, KNbO3 can have the engineered domain configuration induced by electric field applied along the [001]c direction which is equal to the direction for the summation of the four equivalent polar vectors. In this study, I tried to get enhanced piezoelectric constants in KNbO3 single crystals with engineered domain configuration by controlling its domain size and kinds of domain walls. For this purpose, the following parameters, i.e., E-field, temperature, and electrode pattern were optimized.

To realize the novel spintronics devices, controlling the magnetic property via piezoelectricity, the effects of Mn doping to ZnO on the leakage current, which impedes the application of sufficient electric field to develop its piezoelectricity, and dielectric characteristics were studied. ZnO thin films with small leakage current were obtained by Mn doping. The I-V measurement with DC bias voltage revealed that ZnO: 4 at% Mn showed the smallest leakage current. In the ZnO: 4 at% Mn thin film, the electro-optic coefficient, which originated in only dipolar polarizability, showed excellent value of 1.14 pm/V.

Phosphate salts of calcium such as tricalcium phosphate (TCP) and hydroxyapatite (HAp) are well known as excellent bioceramics. They can conjugate with human hard tissues in the human body (bioactivity). HAp has also been used as a drug carrier, absorbent, and catalytic support. Recently, mesoporous silica with a periodic hexagonal nano-channel structure, for example, MCM-41, is prepared using surfactant aggregates as a template. However, very few studies have been reported on the preparation of mesoporous calcium phosphate. In this study we tried to prepare mesoporous calcium phosphate using surfactant aggregates as a template.

1-D nanostructured (nanorods and nanowires) metal oxides were synthesized by hydrothermal method. Uniformly sized B phase VO2 nanorods had widths about 40-80 nm and lengths reaching up to 1 micrometer. V2O5 rodlike structured with the widths about 100-500 nm and the length of 1-10 micrometer were obtained by calcination at 400 oC for 4 h. This synthesis method provide a simple route to fabricate nanostructured materials under mild conditions.

One-dimensional (1D-) metallic and semiconducting nanostructures (nanowires,nanorods, and nanotubes) have attracted considerable attentions due totheir striking fundamental properties and potential applications innano-scale electronic devices including field-effecttransistors\cite{melosh:electronic},opto-electronic devices\cite{huang:laser}, sensors\cite{cui:sensor}, and light-emittingdiodes\cite{bjork:diode}. In the recent years, 1D-piezoelectric/ferroelectricnanostructures are also stimulating more researches for fundamentalfinite size effects and potential applications in such as nanoactuators,nanoelectromechanical systems. In contrast to the template-assistedpreparation of polycrystalline ferroelectric 1D-nanostructures\cite{cao:review,morrison1}, this paperreports one two-step hydrothermal route to synthesize lead-freehigh Curie temperature piezoelectric BaTi$_2$O$_5$\cite{tillmanns} single crystalline nanowiresthrough monitoring nucleation and growth processes bymeans of controlling the shape of nucleus. For a typical case ofBaTi$_2$O$_5$ nanowires prepared at 90$^o$C for 1 h with titaniananotubes prepared at 170$^o$C for 17.5 h as titanium resource,BaTi$_2$O$_5$ nanowires exhibited a diameter between 20-500 nm andlength of 1-10 $\mu m$. The formation mechanism of BaTi$_2$O$_5$nanowires was discussed from the viewpoint of lattice structure. The piezoelectric coefficient for theBaTi$_2$O$_5$ nanowires was preliminarily measured as about -9 pm/V at room temperature.This method does not require any template, membrane,surfactant or applied external field to create anisotropicnanoparticle or to control their growth orientation, whichenables the growth of ferroelectric titanate nanowires atlarge-scale and very low temperatures.

Tricalcium phosphate (TCP) is an important bioceramic material. Although some researchers have investigated the crystal structure of the TCP, it has not been understood well at high temperatures. In the present study, the crystal structure of TCP was investigated by the Rietveld analysis of neutron powder diffraction data measured at high temperatures. This transition occurs between 1731 and 1781K. The crystal structure was successfully refined assuming the P-3mspace group. Temperature dependence of the unit-cell parameters was determined around the phase transition point. At the transitionpoint, the unit-cell parameters and unit-cell volume discontinuously changed.
