We developed aφ200mm sized micro factory. It has small heat capacity, becoming sensitive to thermal deformation. In this paper, we introduce a compensation of thermal deformation in a 3-axis translating table of the micro factory using an eddy current sensor instead of a strain gage reported in our previous paper. We can control its position within 0.5μm during 800 seconds in a non-airconditioning room
