This paper presents the residual and transient thermal stresses in a laminate board in which passive and active elements are embedded. The residual stress is generated because of mismatch of thermal expansion. The residual stress concentration is observed in the wiring layers between the silicon chips as well as near the interfaces between different constituent materials. Transient thermal stress due to heat generation in the silicon ships relaxes the initial residual stress when an appropriate heat sink is employed for cooling down the board. The classical lamination theory can approximately estimate the in-plane residual stress.

Fatigue crack growth behavior of Sn-37Pb and Sn-3.5Ag-0.75Cu solder materials have been studied. The fatigue crack growth rate (da/aN) was well described by functions of fatigue J-integral (△Jf) and creep J-integral range (△Jf), which was estimated using Taira's method. Crack growth behavior of solder joints, for ceramic capacitor mounted on printed wiring board (PWB), was well predicted by finite element method (FEM). Acceleration factors were evaluated by the present method, considering crack length effect.

In this paper, an effective topology optimization method for 3D structures using X-FEM and cellular automata is proposed, The X-FEM uses interpolation functions based on the notion of partition of unity and can consider discontinuity of displacement fields near a crack and free surface independently of the finite element mesh. As numerical example, shape optimization analysis is performed to verify the validity of the proposed method. It was shown that the proposed method has a potential to perform shape optimization analysis effectively.

In the field of fracture mechanics, large-scale problems are solved by many numerical techniques FEM has been one of the most effective methods for the numerical analysis of crack problem. But it has the difficulty that the mesh generation becomes tough work especially for three dimensional crack problems For large-scale problem, meshless method has been developed. And SPH^<[1][2]> (Smoothed Particles Hydrodynamics) method is one of meshless method. In this study SPH method is applied to the stable crack problem. Numerical simulation of static solid problem is conducted. The accuracy of this method is discussed by comparing with theoretical ones.

In the interpolation method using B-spline, points must be assigned in a gridiron layout. In the method using polyharmonic function, arbitrary points can be assigned instesd of a gridiron layout therefore it becomes easy to interpolate. This method requires a boundary geometry of the region and arbitrary internal points. We applied this theory to the encryption of digital image and obtained satisfactory results.

It has been required strongly to evaluate fatigue strength of spot welded joint accurately in the stage of designing automobile body structure. There is a method evaluating based on stress intensity factors K in linear fracture mechanics. We applied Enriched-EFGM which T. Belytschko et al. has advocated to calculating tress intensity factors K of double cup specimen under out-of-plane load, and investigated the accuracy of the solution obtained.
