    A 2/3-inch 2M pixel IT-CCD image sensor has been developed. Separate V-CCD and H-CCD P-Well structures help achieve a 71dB dynamic range, while at the same time ensuring sufficient transfer efficiency in the H-CCD, without deterioration of V-CCD to H-CCD transfer efficiency. The device power consumption is only 0.49W. A 600mil package is attractively small for portable HDTV cameras.

    We demonstrate a 2/3-inch 2.0M-pixel M-FIT CCD for an HDTV camera having dramatically improved characteristics-saturation current of 580nA, sensitivity of 44nA/lux, smear level of -100db, and amplitude response of 60% at 800TV lines. These performance have been achieved by making use of the M-FIT architecture with a single channel HCCD.

    The 2/3-inch 2M pixel imager described here has been developed for handy-type HDTV cameras. A 1.0×10^5 electron charge handling Capability have been achieved by adopting a frame interline transfer(FIT) structure and a new cell layout. A 90dB dynamic range has been attained by an excess charge skimming operation and a very low fixed-pattern noise.

    A 1/4 inch format 250K pixel amplified MOS image sensor has been developed with CMOS process. We have developed a new circuit technique using 0.8μm design rule to achieve redaction of a pixel size while realizing vertical two line mixing and high sensitivity. Considering high speed operation and stacking photoconversion layers, we have designed scanner circuits and photodiode potential. As a result, a dynamic range of 75dB and a sensitivity of 1.8 μA/1x have been attained In the pixel size of 7. 2(H)x5. 6(V) μm^2. Also we confirmed high speed operation up to a HDTV data rate.

    A Logarithmic-Converting CCD Line Sensor that outputs a signal logarithmically proportional to the integrated amount of the incident light over more than five order of magunitude in intensity has been developed. It uses the sub-threshold operation of MOSFET'S with a L/W of 12μm/10μm. It has 2240 × 3 pixels with a size of 12μm×12μm. It is expected that this technology will be very useful for digital copiers, camera type scanners, and film scanners.

    A 1/4-inch formal 560k pixel IT-CCD image sensor has been developed and can realize the high resolution EIS (Electronic-Image-Stabilizing) system by new driving method and novel process technology. Newly developed pixel design,process,and,on-chip color filter technology can keep its characteristics almost equal to the conventional l/3-inch format 360k pixel IT-CCD image sensor,in spite of its reduced pixel-size.

    A 1/5-inch frame transfer CCD image sensor with 270,000 pixels and the digtal camera system. have been developed. Optimization of the poly silicon electrode thickness and development of the high sensitivity output amplifier have made possible a high sensitivity image sensor. And the digtal signal processor has made possible a small and no adjustment camera board.
